Below describes how to plot Gm/Id using LTSpice and does so with some generic Mosfet models. The Mosfet models are from the Predictive Model Technology website. They are all BSIM4 models and are from 4 different technology nodes: 130nm, 65nm, 32nm and 22nm models. By Gabino Alonso LTspice IV can automatically create a symbol for a third-party model, or you can associate a third-party subcircuit with an LTspice intrinsic symbol, as long as the third-party.SUBCKT model and the intrinsic symbol share an identical pin/port netlist order.

Dn2540 Spice Model

This video demonstrates the use of LTSpice to study the transfer and drain characteristics of enhancement type MOSFET used in switching applications. The NMOS and PMOS are for monolithic FETs whereas the VDMOS is a model unique to LTSpice that models discrete MOSFETs and has a parameter for specifying NMOS or PMOS. VDMOS is what I'll cover in this post. One thing I was surprised about is that ALL of the MOSFETs in LTSpice's standard.mos library are modeled using the VDMOS type.

Tips and Examples:

Using the current–controlled current source (CCCS) and the voltage–controlled voltage source (VCVS) –tip_1

If the output plots are jagged add the spice directive '.options plotwinsize=0' to the schematic
